技術說明

本發明係揭露一種氮化鎵系發光二極體之結構及其製作方法，其包括一基板；至少一氮化鎵系層，其係位於該基板之上方；於該氮化鎵系層之上方，依序形成一n型氮化鎵系超晶格結構與n型氮化鎵系層所組成之介面隔離結構及一氮化鎵系發光層；一p型氮化鎵系層，其係形成於該氮化鎵系發光層之上方。本發明係藉由降低溫度及調整磊晶反應腔環境，於純氮氣且低溫下，磊晶成長該介面隔離結構及該發光層，進而達到提升輻射復合之效率。 關鍵字：氮化鎵系發光二極體、介面隔離結構 This invention disclosures a structure and its fabrication procedures for the gallium nitride based light emitting diodes(LED) that includes a substrate and at least one layer of gallium nitride based material on top of the substrate, while underneath that layer, wher sequentially forms an n type gallium nitride based superlattice structure, and interface separation structures and a layer of gallium nitride based light emitting structure, and a p type gallium nitride based layer, that is formed underneath the layer of gallium nitride based light emitting structure, this invention is made through lowing the growth temperature and adjusting the ambient of the epitaxial reactor,with pure nitrogen flow and underlow temperature, epitaxially grow the interface separation structure and the light emitting structure ,in order to enhance the efficiency of adiative recombination Key words "gallium nitride based light emitting diodes: interface separation structure
