技術說明

本提案利用物理氣相沉積法製作非晶矽-奈米晶矽本質層-微晶矽之單接面(single junction)結構，其中奈米晶矽本質層係設計為能階連續變化，故可於單接面結構中達到UV-IR之吸收光譜。其中，本提案所提出之奈米晶矽層能階連續變化態樣包括: 線性遞增、線性遞減、V型及U型能階連續變化。本提案提出ㄧ種具有能隙連續變化本質層之矽薄膜太陽能電池，其包括: 一基板；一第一電極，係位於該基板上；一p型非晶矽層，係位於該第一電極上；一本質層，係位於該p型非晶矽層上，其中該本質層包含複數個奈米晶矽層，而該些奈米晶矽層係藉由變化每一該些奈晶矽層之平均晶粒尺寸而具有不同能隙；一n型微晶矽層，係位於該本質層上；以及一第二電極，係位於該n型微晶矽層上。 In this patent, a single junction solar cell with graded band structures from amorphous silicon to nano crystal (nc) silicon and to micro crystal (μc) silicon is fabricated by physical vapor deposition (PVD). Within the structures, nano crystal structure has various and continuous band gaps so that this single junction structure can achieve the entire absorption of UV-IR spectrum. In this patent, the sharps on the continuous nano crystal band gaps vary including sharp with linear increasing, sharp with linear decreasing, V sharp and U sharp.
