技術說明

一種選擇器之製造方法及其結構，用以解決習知選擇器之結構需經高溫退火處理的問題。係包含：一疊層階段，在一電極層之表面形成一絕緣層，再於該絕緣層之表面形成另一電極層，該二電極層之材質為釩、鈮、鉭、鈦或鎳；一初始化階段，施加電壓於該二電極層之間，一工作電流通過該絕緣層，其中，接受負偏壓之該電極層產生氧化反應，而形成一金屬氧化層，該金屬氧化層位於接受負偏壓之該電極層與該中間層的交界處；及一臨界階段，該工作電流超過一臨界電流，即停止施加電壓於該二電極層之間。 A selector and a method for manufacturing the same are provided to solve the problem where the conventional selector requires a high-temperature annealing process. The method includes a stacking step forming an insulating layer on one electrode layer and forming another electrode layer on the insulating layer, a forming step applying a voltage between the two electrode layers to make a working current pass through the insulating layer, and a critical step stopping applying the voltage between the two electrode layers if the working current exceeds a critical current. The two electrode layers are made of vanadium, niobium, tantalum, titanium or nickel. When the voltage is being applied, one of the two electrode layers receiving negative bias voltage oxidizes into a metal oxide layer, where the metal oxide layer is located at a boundary between the one of the two electrode layers receiving negative bias voltage and the insulating layer.
