技術說明

一種三族-氮半導體奈米構造包含一基板、數個奈米柱及一絕緣層。該基板具有一第一表面，該奈米柱成長在該基板之第一表面上，而該絕緣層係由旋塗式玻璃方法形成在該基板之第一表面上，且該絕緣層填入形成在該奈米柱之間，以便在該奈米柱之間形成絕緣部。該三族-氮半導體奈米構造係屬高密度奈米柱，並省略該絕緣層，以提高該奈米柱的密度，因而能簡化構造。本發明較佳實施例係該奈米柱之結構形成本發明之三族-氮半導體奈米發光二極體。 A III-N semiconductor nanostructure includes a substrate, a plurality of nanorods and an insulating layer. The substrate has a first surface on which to grow the nanorods and to further form the insulating layer by means of spin on glass. The insulating layer is disposed among the nanorods so as to form an insulator portion among the nanorods. The III-N semiconductor nanostructure is adapted to provide high-density nanorods. The insulating layer is omitted to increase the density of nanorods and to simplify the entire structure. A nano light-emitting diode (nano LED) of the present invention is formed from the structure of the nanorod.
