技術說明

一種多晶粒覆晶模組封裝方法，包含：(a)提供一個具有多組電連接孔的基板，且每一組電連接孔具有兩個導電塊；(b)準備一個發光模組，具有多個間隔設置於基板表面的LED發光單元，且每一個LED發光單元於對應其第一、二電極的位置分別具有一相同水平高度的接觸電極塊，其中，前述導電塊會與LED發光單元的接觸電極塊的位置相對應；(c)將發光模組利用接觸電極塊朝向基板的導電塊，令LED發光單元的接觸電極塊分別與電連接孔的導電塊電連接；(d)自基板的第二表面形成電連接線路，令該等LED發光單元對外電連接。 A multi-die flip-chip module package, comprising: (a) providing a substrate having a plurality of sets of electrical connecting holes, and each set having two holes electrically connecting the conductive block; (b) preparing a light emitting module having a plurality of spaced apart on the substrate surface of the LED light-emitting unit and the light-emitting unit each LED corresponds to a first location of the two electrodes respectively have the same level of contacting an electrode block, wherein said conductive blocks are LED light-emitting unit the position corresponding to the contact electrode block; (c) the use of the contact electrode block light module toward the conductive substrates, so that the contact electrode block with the LED light emission unit are respectively electrically connected to the conductive block is electrically connected to the hole; (d) from the substrate.
