技術說明

本發明揭露一種使用QFN封裝結構且優化訊號路徑並應用於直流至毫米波頻帶之方法。本發明所謂之訊號路徑包含接地路徑。其結構包括一個訊號銲墊及多個非訊號銲墊(接地用)於晶片端，多個內引腳、多個銲線及一個晶墊於封裝體端，並包括一基板 (有機或陶瓷)，且基板上有一接地層。其主要的技術是藉由晶片上之非訊號銲墊的盲孔與晶墊進行電氣連接，並且該晶墊與基板上之接地層進行電氣連接以提供第一條接地訊號的回流路徑。並使用銲線將晶片上之非訊號銲墊及晶墊外圍的內引腳上之銲墊進行電氣連接，並且該內引腳與基板上之接地層進行電氣連接以提供第二條的接地訊號回流路徑，而此兩條的接地訊號回流路徑所引發的感值約為相同，彼此之間因距離夠遠而不造成互感。因此總電感量為此兩接地訊號路徑之自感值相互並聯故為最低。而由於銲線的寄生電容非常小，由本發明所提之結構可減少銲線之寄生電感促成更佳之阻抗匹配使得頻寬能推升至毫米波頻段。 This invention discloses a QFN package with optimized signal transmission structures for operating frequencies from DC to millimeter wave ranges.The structure includes a signal pad and a number of non-signal pad on the die side, multiple package pins, multiple wires and the die paddle on the QFN package side, and a substrate with a ground.This invention discloses a first ground current return path formed by electrically connecting the non-signal pads with die paddle through the blind hole and die paddle with the ground pads on the substrate’s top layer. Additionally, it discloses a second ground current return path formed by electrically connecting the non-signal pads with the package pins through the wire bonds and the package pins with the ground pads on the substrate's top layer.These two ground current return paths have roughly the same inductance.Therefore, will reach a minimal inductance value. This will help to result in well impedance-matched signal transmission.
