技術說明

本發明提供一種具有石墨烯層之半導體結構，其中包括了半導體基板，石墨烯層，以及氮化鎵層。本發明之一種形成具有石墨烯層之半導體結構的方法，至少包含下列步驟：首先通過甲烷以及氫氣，以有機金屬化學氣相沉積法，長成石墨烯在銅箔上；接著清洗半導體基板，使用氮氣流進行乾燥；繼續，轉移該石墨烯至半導體基板上，蝕刻該銅箔，固定該石墨烯層，並使用丙酮進行清洗；再在石墨烯層的整體表面，進行蝕刻以形成孔洞；以及，沉積長成氮化鎵於石墨烯層與半導體基板上。 The present invention provides a semiconductor structure having a graphene layer, including a semiconductor substrate, a graphene layer, and a gallium nitride layer. A method of the present invention having a semiconductor structure formed of the graphene layer, comprising at least the following steps: first by methane and hydrogen, organic metal chemical vapor deposition method, graphene grown on the copper foil; followed by cleaning a semiconductor substrate, using nitrogen stream and dried; continue, transferring the graphene onto the semiconductor substrate, etching the copper foil, fixing the graphene layer, and washed with acetone; then the whole surface of the graphene layer, etched to form holes; and, grown gallium nitride deposited on graphene layer and the semiconductor substrate.
