技術說明

一種感應耦合電漿輔助蒸鍍方法及其系統包含：提供至少一蒸鍍材料於一蒸鍍裝置內；提供至少一感應耦合電漿裝置於該蒸鍍裝置上；啟動該蒸鍍裝置及感應耦合電漿裝置，以便產生一已蒸發蒸鍍材料；將該已蒸發蒸鍍材料通過該感應耦合電漿裝置而產生離子化，以產生一電漿態蒸鍍材料；及將該電漿態蒸鍍材料沉積於一基板上。 為了達成上述目的，本發明之感應耦合電漿輔助蒸鍍系統包含： 一蒸鍍裝置，其用以蒸鍍一蒸鍍材料於一蒸鍍腔﹝evaporation chamber﹞內；及 一感應耦合電漿源，其供應電漿於該蒸鍍裝置內； 其中該蒸鍍材料通過該電漿而產生離子化，且該離子化蒸鍍材料沉積於一基板上，如第1圖所示。 本發明較佳實施例之該蒸鍍裝置選自熱蒸鍍裝置﹝thermal evaporation device﹞或電子束蒸鍍裝置﹝e-beam evaporation device﹞。 本發明較佳實施例之該蒸鍍裝置用以蒸鍍數種蒸鍍材料。 本發明較佳實施例之該感應耦合電漿源選自螺旋狀﹝Helical﹞感應耦合電漿源或平面型﹝Spiral planar﹞感應耦合電漿源。 An ICP-aided evaporation method and system includes: providing at least one evaporation material in an evaporation device; providing at least one ICP device on the evaporation device; actuating the evaporation device and the ICP device to obtain an evaporated material; passing the evaporated material through the ICP device to obtain a plasma evaporation material; depositing the plasma evaporation material on a substrate.
