技術說明

本發明揭露一種閘閥模組，其係包含兩個電磁閥與一具有磁性物質之閘閥蓋板元件(後續簡稱為：蓋件)，其中一電磁閥係位於蓋件上方，另一電磁閥係位於蓋件之一側，而上述兩電磁閥通電時可分別產生垂直及水平方向的磁力，以利於蓋件的作動。 在閘閥關閉時，本發明可利用蓋件自身的重量，使蓋件落下。另外，當蓋件靠近真空腔時，亦可利用真空腔內外的壓力差吸附蓋件。因此，本發明僅需利用少部分磁力並搭配重力場及真空壓力差，即可有效操控閘閥的動作。 The present invention discloses a slit valve module, which includes two solenoid valves and a plate with magnetic material, one of the solenoid valves is positioned above the plate, and another one of the solenoid valves is positioned at side by the plate. When these two solenoid valves are turned on, the horizontally magnetic force and vertically magnetic force can be generated respectively, whereby facilitating to operating the plate. When the slit valve is closed, the present invention can employ the weight of the plate to fall down. Moreover, when the plate is close to the vacuum chamber, the pressure difference can be introduced to draw the plate. Therefore, the present invention can utilize little magnetic force in accompany with gravity and vacuum force to control the slit valve effectively.
