技術說明

本發明揭示一種電阻式記憶體，用於解決習知電阻式記憶體在集成電路上潛行電流的問題，該店阻式記憶體包含:二電極層；及一電阻切換層，設於該二電極層之間，該電阻切換層主要由含氧絕緣材料、金屬材料及可移動性離子構成，該可移動性離子之極性與氧離子之極性相反，利用極性相反之特性，分別的，且互補的對該電阻式記憶體之阻態切換產生貢獻，進而使該記憶體具有互補式記憶體之特性。此外本發明亦揭示該電阻式記憶體之製造方法，藉此，可確實解決上述問題。 This invention discloses a resistance random access memory for solve the problem of the conventional resistance random access memory with sneak path current on the integrated circuit. The resistance random access comprised two electrode and a resistance-changing layer between the two electrodes. The resistance-changing layer consists essentially of isolating materials with oxygen, metal amd mobile ion, with the polarization of the mobile ion is opposite to the oxygen ion. Furthermore, a fabrication method of the resistance random access memory is disclosed. Thus, it can actually resolve the said problem.
