技術說明

本專利是一個進氣擴散系統部分，吾人設計不同形式的輔助進氣系統，提供MOCVD設備使用。此系統有兩種不同的形式，第一種為環繞在主進氣系統外圍靠進腔體外壁處，其能減少該區域渦流的產生，並且阻隔反應源對腔壁的污染，同時集中反應源達到提升反應源應用效率、增加生長率與反應率的作用。第二種為環繞在III族與V族進氣入口之流道，此流道能避免反應氣體在進氣口周圍產生預反應，因此可有效減少進氣口產生阻塞，並減少在中低溫區無法成膜的顆粒形成，減少反應源的浪費，此外，亦可減緩在改變III/V比時，由於慣性差所造成的氣流不穩定問題。此兩種不同形式的輔助進氣系設計，皆可有效地減少渦流造成的不穩定與不均勻性、提升反應緣使用效率、增加磊晶成長率、降低污染與清洗維護頻率進而提升機台的使用效率等優點。 This patent is a gas injector system. We design the different forms of the subsidiary injector system to provide MOCVD equipment. This system has two different forms, the first one is installed near wall of the chamber and to surround the primary inlet, which can reduce the vortex in the dead zone. The pollution on wall from the precursor can be reduced by to separate the wall. The second form, the injector of group-III and V gas are separated by the subsidiary injector system. The flow from this inlet can avoid the pre-reaction at the primary inlet around, thus reducing the inlet blocking. In addition, the instability from the vortex driven by inertia force of III/V gas can be reduced by this design. According to foregoing, that two kinds of subsidiary injector system both can effectively reduce the instability and nonuniformity from the vortex, increase the growth rate and the reaction efficiency, and decrease the pollution, the frequency of cleaning and cost of the processes.
