技術說明

本發明提供一種軟性薄膜太陽能電池的製法，其實質是由以下步驟所組成：(a)於一含有鹼金屬元素的雲母基板之上形成一附著層；(b)於該附著層上形成一第一電極單元；(c)濺射一由Cu、In、Ga與A所構成之四元靶材以於該第一電極單元上形成一含有一Cu、In、Ga、A與鹼金屬元素之組成並呈黃銅礦晶相的吸收層；(d)於該吸收層上形成一緩衝層；(e)於該緩衝層上形成一透明導電層；及(f)於該透明導電層上形成一第二電極單元；其中，該步驟(c)之四元靶材中的A是一選自由下列所構成之群組的元素：S、Se，及前述元素的組合。本發明亦提供一種由前述製法所製得的製品。 This invention provides a method for making flexible thin film solar cell, which is essentially consisting of the steps of (a) forming an adhesive layer containing of alkali metal elements over a mica substrate; (b)forming a first electrode unit on the mica substrate; (c) sputtering a quaternary target consisting of Cu, In, Ga and A so as to form an absorber layer containing a composition of Cu, In, Ga, A and alkali metal elements and exhibiting chalcopyrite phase on the first electrode unit; (d) forming a buffer layer on the absorber layer; (e) forming a transparent conductive layer on the buffer layer; and (f) forming a second electrode unit on the transparent conductive layer; wherein the A of the quaternary target in the step (c) is an element selected from the group consisting of S, Se, and the combination thereof. This invention also provides a product made from the method stated above.
