技術說明

一種積體電路散熱結構包含半導體基板、散熱溝槽、金屬種子層以及金屬層。半導體基板具有第一表面以及相對於第一表面的第二表面。第一表面係用以熱耦合於積體電路。散熱溝槽位於半導體基板的第二表面。金屬種子層密封第二表面上裸露的散熱溝槽，以定義散熱通道，其中散熱通道包含入口以及出口。而金屬層係自金屬種子層電鍍而形成。 An integrated circuit heat dissipation structure includes a semiconductor substrate, a heat dissipation trench, a metal seed layer and metal layers. The semiconductor substrate has a first surface and a second surface opposite to the first surface. The first surface is for thermal coupling to the integrated circuit. The heat dissipation trench is located on the second surface of the semiconductor substrate surface. A metal seed layer seals the exposed heat sink trenches on the second surface to define a heat dissipation channel. The middle heat dissipation channel includes an inlet and an outlet. The metal layer is formed by electroplating from the metal seed layer.
