技術說明

本發明是一種降低氮化物基板或氮化物磊晶層翹曲程度的方法，在獨立式氮化物基板或氮化物磊晶層或氮化物磊晶層其下的異質基板的特定面向，選擇適當的蝕刻參數對此面向做蝕刻，在經過適度的蝕刻時間之後，此特定面向的表面將產生特定的形貌，如柱狀或洞狀或平坦狀等結構，這些柱狀或洞狀或平坦狀等結構可釋放該特定面向的壓應力，可明顯增加獨立式氮化物基板或氮化物磊晶層的曲率半徑，也就是降低獨立式氮化物基板或氮化物磊晶層的翹曲程度。其中，若原始獨立式氮化物基板翹曲方向為正面凸起(Convex)，則選擇的特定蝕刻面向為背面；若原始獨立式氮化物基板翹曲方向為背面凸起(Concave)，則選擇的特定蝕刻面向為正面。其中，若原始氮化物磊晶層翹曲方向為正面凸起(Convex)，則選擇的特定蝕刻面向為氮化物磊晶層其下的異質基板表面；若原始氮化物磊晶層翹曲方向為背面凸起(Concave)，則選擇的特定蝕刻面向為氮化物磊晶層表面。藉由此發明之蝕刻方法，獨立式氮化物基板或氮化物磊晶層翹曲程度大幅降低，最終曲率半徑可達22.5公尺以上。 This invention proposes a method to decrease bowing of group III nitride semiconductor substrates or epilayers. By dry or wet etching the certain face of group III nitride semiconductor substrates or group III nitride semiconductor epilayers or foreign substrate below it under appropriate etching recipe and time, the certain morphology such as rod or hole or flat type and other structures will appear at this certain face. And such structures can release the compressive stresses at these certain faces, result in clearly increasing the bowing radius of the group III nitride semiconductor substrates or epilayers, i.e., decreasing the bowing phenomenon of the group III nitride semiconductor substrates or epilayers.
