技術說明

本發明闡述結合低溫覆晶整合技術及晶圓級犧牲層製程完成多晶片整合軟性微系統之製作。各種由不同製程技術所製作之晶片利用低溫覆晶接合技術被整合於製作了金屬連接線的軟性基板之上，透過蝕刻軟性基板下方之犧牲層可使軟性基板與矽操作晶圓分離，利用此製程步驟可以輕易整合不同功能與種類之晶片以形成軟性電子微系統而沒有材料與製程方面的限制，因為本發明提出之軟性微系統製作方法具有容易製作,低成本等優點，本發明在未來軟性電子微系統的製作上具有其龐大的應用潛力。 In this invention, the fabrication of multi-chip integration flexible microsystem using low temperature flip chip integration and wafer-level sacrificial release process is presented. Various chips which are fabricated by different process technology are integrated on flexible substrate with metal interconnection by low temperature flip chip technology. After etching sacrificial layer underneath flexible substrate, the flexible substrate can be detached from silicon handle wafer. These process steps can easily integrate chips with different function and type to realize flexible microsystem without the limitation in material and process technology. Because proposed flexible microsystem manufacture method has advantage of easy process and low cost…etc, the invention should have a great potential for future flexible electronics microsystem manufacture.
