技術說明

一種保護化合物半導體免於靜電放電破壞的方法，係包括下列步驟：a.形成該發光二極體半導體於一基板上，其中該發光二極體半導體具有一多層結構及一第一、二電極。b.形成一導電層絕緣層導電層電容覆晶基板，係包括一第一導電層、一絕緣層與一第二導電層，該絕緣層形成於該第一導電層與該第二導電層之間，該絕緣層為一高介電係數材料層，該導電層絕緣層導電層基板上具有一第三、四電極。c.分別電性連接該發光二極體半導體的該第一電極與該第二電極至該導電層絕緣層導電層電容覆晶基板的該第三電極與第四電極上，藉以有效防止靜電放電破壞。 A method to protect compound semiconductors from electrostatic discharge (ESD) damage including several processes as followed: (a) Forming a substrate under the light emitting diode. The light emitting diode has multi-layer structure and two electrical pads as firth electrical pad and second electrical pad. (b) Forming a metal- insulator- metal (MIM) structure sub-mount which including two metal layers as first and second conductive layer, and an insulator layer of high-K material which is formed between two metal layers. And, there are two electrical pads as third electrical pad and fourth electrical pad on the first conductive layer of sub-mount (c) Connecting the first electrical pad and second electrical pad of light emitting diode to third electrical pad and fourth electrical pad on the first conductive layer of sub-mount, separately.
