本 發 明 實 施 例 提 供 一 種 三 族 氮 化 物 發 光 二 極 體 ， 其主 要 包 含了 : 一 第 一 電 極 ; 一 n 型 氮 化 錄 奈 米 柱 陣 列 ， 其 有 複 數 個 n 型 氮 化 錄 奈 米 柱 與 該 第 一 電 極 歐 接 觸 ; 一 或 多 個 氮 化 因 錄 奈 米 碟 ， 設 置 於 每 個 n 型 氮 化 錄 奈 米 柱 上 ; 一 p 型 氮 化 錄 奈 米 柱 陣 列 ， 其 有 複 數 個 p 型 氮 化 錄 奈 米 柱 ， 其 每 個 p 型 氮 化 錄 奈 米 柱 對 應 一 個 n 型 氮 化 錄 奈 米 柱 ， 且 被 設 置 在於 每 個 所 對 應 之 n 型 氮 化 錄 奈 米 柱 上 方 的 該 氮 化 因 錄 奈 米 碟 的 上 方 ; 以 及使 一 第 二 電 極 ， 與 該 p 型 氮 化 錄 奈 米 柱 陣 列 歐接觸 。 Embodiments of the present invention provides III-nitride light- emitting diodes， which primarily include a first electrode，a n-type galli- um nitride (GaN) nanorod array consisted of one or more n-type GaN nanorods ohmic contacting with the first electrode，one or more indium gallium nitride (InGaN) nanodisks disposed on each of the n-type GaN nanorods， a p-type GaN nanorod array consisted of one or more p-type GaN nanorods， where one p-type GaN nanorod is disposed on top of the one ore more InGaN nanodisks disposed on each of the n-type GaN nanorods，and a second electrode ohmic contacts with the p-type GaN nanorod array.
