一種半導體奈米結構的製作方法，其步驟包括: 提供具有原生氧化層之基板；形成金屬薄膜在具有原生氧化層之基板上，使得金屬薄膜內之部份金屬原子穿過原生氧化層沉積於基板內且位於基板之表面下方以形成觸媒層；剝除在基板上之金屬薄膜，以奈米金屬觸媒特有的化學催化特性，可用以成長或蝕刻方式製作一維半導體奈米結構。 與傳統化學沉積法於基材表面沉積觸媒方式相較，本發明利用蒸鍍金屬薄膜於基材表面時，金屬原子所殘留的熱能與動能侵入沉積於基材表面下方，可製作出原子等級尺寸、高均勻性的觸媒，這在過去的觸媒製作方式中前所未見的，因此極具有新穎性。形成具有觸媒層之半導體奈米結構。 A method for forming a semiconductor nanostructure is provided. The method includes a substrate which has a native oxide layer thereon is provided. A metal thin film is deposited on the top of the native oxide of the substrate.The portion of metal atoms within the metal thin film are passed through the native oxide layer underneath the surface of the substrate to form a catalytic layer therein; and the metal thin film is stripped to form the semiconductor nanostructure with a catalytic layer therein.
