技術說明

一種利用超臨界流體進行磊晶薄膜剝離方法包含：於一基板上形成一犧牲層及一磊晶薄膜，而該犧牲層選自砷化鋁，且該磊晶薄膜選自一砷化鎵薄膜或一矽晶薄膜；將一蝕刻液混合一超臨界流體，以形成一超臨界流體混合蝕刻液，且該蝕刻液選自氫氟酸；於該基板上利用該超臨界流體混合蝕刻液進行蝕刻該犧牲層，以便自該基板剝離該磊晶薄膜；當蝕刻完成該犧牲層時，獲得一已剝離磊晶薄膜於該基板上。 An epitaxial lift-off method includes: forming a sacrifice layer and an eptaxial film on a substrate with the sacrifice layer made of AlAs and the eptaxial film made of GaAs or silicon; mixing an etchant solution with a supercritical fluid to form a supercritical-fluid-mixed etchant solution with the etchant solution selected from hydrofluoric acid; etching the sacrifice layer with the supercritical-fluid-mixed etchant solution on the substrate to separate the eptaxial film; lifting the eptaxial film off the substrate to form a lift-off film after completely etching.
