技術說明

一種光罩包含一基板以及一遮光層。基板具有複數凸狀部突出於基板之一表面，各凸狀部具有複數側面及一頂面，該等側面連接頂面與表面。遮光層設置於各凸狀部之該等側面上以及表面，且各頂面之至少一部分不被遮光層覆蓋。由於遮光層設置於該等側面上以及表面，可完全不覆蓋於基板之凸狀部之頂面，因此減少遮光層被光阻層之摩擦損耗，進而延長光罩之使用壽命。本發明揭露一種具立體微結構光罩，經由開發新型態光罩，透過改變光罩的基本結構，使得光罩上的透光區與感光光阻層間不存在空隙，可以減少入射光經由光罩上的透光區至感光光阻層間的反射率，同時因光罩上的遮光材料與光阻層兩者接觸面積降低，因此能夠有效減少光罩的損壞與汙染。此外，經由此方法可製作出可撓式的光罩，在進行接觸曝光過程光罩與感光光阻層能夠緊密貼合，因此能夠有效減少因為兩者存在間隙而導致光阻層淺層部分的側向曝光範圍較大，使得光阻層經顯影過後產生高深寬比的光阻結構作為後續蝕刻遮罩，以利製作出線寬為微米至奈米特徵尺度以下之高深寬比的三維結構。 A photomask includes a substrate and a light-shielding layer. The substrate includes a plurality of protruding portions protruding from a surface of the substrate. Each of the protruding portions has plural edge sides and a top side, and the edge sides connect to the top side. The light-shielding layer is disposed at the edge sides of each protruding portion and the surface. At least one portion of each of the top sides is not covered by the light-shielding layer. Because the light-shielding layer is disposed on the edge sides and the surface of the substrate and can not cover the top sides of the protruding portions of the substrate completely, friction and damage of the light-shielding layer caused by contacting the photoresist layer can be decreased to elongate the life cycle of the photomask.
