技術說明

本專利將有機物利用氣體液體混合系統導入真空設備，再配合磁控氣相沉積法來製鍍阻水阻氣膜，系統為在一濺鍍系統中通入電漿聚合反應之前驅物蒸氣壓(矽氧烷單體或其他有機單體)，使用工作氣體(氬氣)及反應氣體(氧氣)在2 10-3 torr真空度下產生之電漿進行濺鍍，同時碎裂有機單體，使電漿中有機離子、分子及自由基與矽靶逸出之矽原子共同反應聚合沉積薄膜。由於此濺鍍槍內含磁鐵，其電漿密度較高，在低腔體壓力下可鍍製緻密性極高之膜層，有別於目前的專利大部分都是有機無機膜相互堆疊的阻障層，具有技術之新穎性。 A thin film forming apparatus comprising a chamber (10) having a receiving chamber (11) can be evacuated; one stage (20) provided in the cavity (10) of the container chamber (11) for the object to be plated fitted ; one air supply device (30) of the cavity (10) of the container chamber (11) to provide oxygen and / or argon; one organic monomer supply means (40) lines of the cavity (10) of the container chamber (11) an organic monomer; a sputtering gun (60) provided in the cavity (10) of the container chamber (11); one target (70) disposed in said chamber (10) of the container chamber (11), for the sputtering gun (60) to exert power. The present invention also provides a film-forming apparatus using the thin film forming method.
