技術說明

一種電阻式記憶體裝置，包含一非揮發性記憶體單元及一驅動電路。該非揮發性記憶體單元根據該驅動電路所產生的第一與第二電壓信號，操作在一電晶體模式或一記憶體模式。當該第一電壓信號為一第一偏壓且該第二電壓信號作為一控制信號時，該非揮發性記憶體單元操作於該電晶體模式並回應於該控制信號而導通或不導通。當該非揮發性記憶體單元導通，同時該第一與第二電壓信號分別變成一接地電位與一第二偏壓時，該非揮發性記憶體單元回應於該第二偏壓與該接地電位而切換至該記憶體模式，並根據該第二偏壓進行一設定操作或一重設操作。 A resistive memory device includes a non-volatile memory unit and a driving circuit. The non-volatile memory unit is operable in one of a transistor mode and a memory mode based on first and second voltage signals generated by the driving circuit. When the first voltage signal has a first bias voltage while the second voltage signal serves as a control signal, the non-volatile memory unit is in the transistor mode, where the non-volatile memory unit is operable to be conducting or non-conducting in response to the control signal. When the non-volatile memory unit operating in the memory mode conducts while the first and second voltage signals become a grounded potential and a second bias voltage, respectively, the non-volatile memory unit switches, in response to the second bias voltage and the grounded potential, to the memory mode, where the non-volatile memory unit performs one of a setting operation and a reset operation based on the second bias voltage.
