技術說明

一種導電薄膜製作方法，係包含：一電漿生成步驟，於一真空腔室內通入一電漿生成氣體，使該電漿生成氣體於該真空腔室內解離，而形成富含高能離子之電漿態；及一轟擊步驟，係以該電漿態中的高能離子，同時轟擊一摻鋁之氧化鋅靶材及一氟化鋅靶材，使得該二靶材中的鋁原子及、氟原子、鋅原子及氧原子同時受濺射溢出靶材表面，以共同沉積於一基板，而獲得共摻有鋁及氟的一氧化鋅導電薄膜；其中，係以一擋板控制該氟化鋅靶材受轟擊後，該氟原子濺射溢出而沉積至該基板之含量。 A manufacturing method of electric conduction film include : fill a vacuum room with plasma-producing gas and ionizing the plasma-producing gas in the vacuum room, and transforming plasma state gas which having high energy ion; bombing a zinc oxide target which having aluminum and a zinc fluoride target by using the high energy ions of the plasma state gas, and aluminum atom, fluoride atom, zinc atom and oxide atom from zinc oxide target and zinc fluoride target to deposited on a base, and obtaining a zinc oxide electric conduction film which have aluminum and fluoride. In which controlling the fluoride atom content on the base by a resisting plate.
