技術說明

一種具有多重電阻態的電阻式記憶體，包含一第一電極、一第二電極，及一離子傳導單元。該第二電極與該第一電極間隔設置，該第二電極的氧化電位小於該第一電極，於該第一電極施加一正電壓後能產生多個金屬陽離子。該離子傳導單元夾置於該第一電極與該第二電極之間，並包括一鄰近該第一電極的第一離子傳導層，及一位於該第一離子傳導層與該第二電極之間的第二離子傳導層，該等金屬陽離子在該第一離子傳導層中的擴散速率大於在該第二離子傳導層中的擴散速率。 A type of multilevel resistive switching random access memory, including the first electrode, the second electrode, and a solid electrolyte cell unit. The first and second electrodes are separated and the oxidized potential of second electrode is lower than the first one. When a positive bias is applied on the first electrode, there are lots of metal cations generated. The solid electrolyte is placed between the first and the second electrode; the first layer of solid electrolyte is approaching the first electrode and the second layer of solid electrolyte is between the first layer of solid electrolyte and the second electrode. The diffusivity of metal cations in the first layer of solid electrolyte is larger than that in the second one.
