技術說明

一種半導體發光元件及其製作方法。半導體發光元件包括第一型摻雜半導體結構、發光層、第二型摻雜半導體層、第一導電層以及介電層。第一型摻雜半導體結構包括底部以及由底部向外延伸的多個柱狀體。各柱狀體包括頂面以及多個側壁面。發光層配置於側壁面以及頂面上。發光層的截面積由鄰近柱狀體的一側往遠離柱狀體的一側逐漸改變。第二型摻雜半導體層以及第一導電層接續配置於發光層上。配置於柱狀體之間的介電層曝露出位於各柱狀體之頂面上的第一導電層。介電層包括多個量子點、多個螢光粉以及多個金屬質奈米粒子之至少其一。 A semiconductor light-emitting device and a manufacturing method thereof are provided, wherein the semiconductor light-emitting device includes a first type doped semiconductor structure, a light-emitting layer, a second type doped semiconductor layer, a first conductive layer and a dielectric layer. The first type doped semiconductor structure includes a base and a plurality of columns extending outward from the base. Each of the columns includes a top surface and a plurality of sidewall surfaces. The light-emitting layer is disposed on the sidewall surfaces and the top surface, wherein cross-sectional area of the light-emitting layer gradually changes from one side adjacent to the column to a side away from the column. The second type doped semiconductor layer and the first conductive layer are sequentially disposed on the light-emitting layer. The dielectric layer, disposed between the columns, exposes the first conductive layer locating on the top surface of each of the columns.
