技術說明

本發明提供一種晶圓步進曝光裝置，應用於晶圓及光罩，晶圓表面具有光阻層，且晶圓之複數個區域中之一的尺寸與光罩之圖案區相仿，裝置包括晶圓承載台、光罩承載台以及光源。晶圓承載台用以固定晶圓；光罩承載台用以固定光罩，且與晶圓承載台間可進行相對運動，用以使光罩之圖案區對準該等區域中之一，其中，固定有光罩之光罩承載台與固定有晶圓之晶圓承載台直接接觸或僅具有空隙；光源提供光線，用以穿過光罩之圖案區而對光阻層進行曝光。另外，本發明另提供一種晶圓步進曝光方法。 A wafer stepping exposure apparatus applied for a wafer and a mask is provided. A surface of the wafer has a photoresist. One of a plurality of regions on the wafer has a size similar to a size of a pattern zone of the mask. The wafer stepping exposure apparatus includes a wafer table, a mask table and a light source. The wafer table is used to fix the wafer. The mask table is used to fix mask. The mask and the wafer table may have relative motion with each other so that the pattern zone is aligned to one of the regions. In addition, the mask table being fixing the mask is directly contacted with the wafer table being fixing the wafer or only has a vacant space from the wafer table. The light source offers a light beam being used to penetrate the pattern zone to expose the photoresist. Besides, a method for wafer stepping and exposure is also provided.
