技術說明

在此揭露一種以鹼式法製造低介電係數層的方法。此方法包括下步驟。混合四烷氧矽烷、乙醇、氫氧化四烷銨及水以形成第一混合物。以水熱法加熱第一混合物以形成含有複數個沸石顆粒之第二混合物，其中混合物中的沸石顆粒之結晶度為約1 %至約25 %。加入一界面活性劑於第二混合物中以形成一膠體溶液。該膠體液可以離心的方式去除大顆粒。將膠體溶液塗佈於基材上，以形成膠體溶液層。依照一定條件來加熱膠體溶液層，以將膠體溶液層轉變為低介電係數層。 Discloses herein is a method of forming a low-k dielectric layer by using a basic solution. The method includes the following steps. Tetraalkoxysilane, ethanol, tetraalkylammonium hydroxide and water are mixed to form a first mixture. The first mixture is heated by a hydrothermal method to form a second mixture comprising a plurality of zeolite particles, wherein each of the zeolite particles has a degree of crystallinity between about 1 % to about 25 %. Subsequently, a surfactant is added to the second mixture to form a colloid solution. The colloid solution is coated on a substrate and thereby forming a layer of colloid solution thereon. Then, the colloid layer is heated at a condition sufficient to transform the colloid solution layer into the low-k layer.
