技術說明

本發明提供的製程方法與結構係利用二維材料具有在不平整表面上會沿表面能量較低處向外延伸覆蓋的特性，將二維材料通道層覆蓋在高於基材表面的源/汲極結構之間的電子元件或電晶體等半導體上，同時能套用於習知製程技術，在不明顯影響製程成本的前提下，利用過渡金屬硫族化合物的優良半導體特性，達到縮小通道尺寸、提高產品效能的功效。 A field-effect transistor structure having two-dimensional transition metal dichalcogenides, comprising: a substrate; a source/drain structure, disposed on the substrate, having a surface higher than a surface of the substrate, and comprising a source and a drain; a two-dimensional (2D) channel layer, disposed on the source and the drain and covering a space between the source and the drain; and a gate layer, disposed between the source and the drain and covering the 2D channel layer.
