技術說明

一種等倍率共光路曝光機鏡組，係包括：三面鏡，包含依序排列之第一球面鏡、第二球面鏡、第三球面鏡及第四球面鏡；一球面反射鏡，係配置於該第四球面鏡下方；以及兩平面反射鏡，包含第一平面反射鏡及第二平面反射鏡，係斜置於該第一球面鏡上方；如此，藉上述各光學鏡組擺置形成共軛等倍遠心（Telecentric）構型，俾使物件上之圖案經過各光學鏡組聚焦後形成無畸變之影像。藉此，本發明採用球面及疊合式組裝，使其中四個球面鏡之每一球面鏡及反射鏡之曲率都為球面，以全球面鏡組及二種光學材料相互擺置完成之等倍率共光路曝光鏡組，可使曝光鏡頭之功能更易達到，並可直接影響製造成本，具有元件數少、光件易製（可滿足鏡片製作經驗公式）、校正簡單、抗色差、優化口徑比F/#及成本低之功效。 It is, therefore, an object of the present invention to overcome the issues encountered in the prior art and set forth a conjugate common light path lithography lens set which adopts a shperical and folded assembly in which each of four spherical mirros and reflecting mirrors all have a spherical surface, a omni-spherical mirror set and two kinds of optical material are mutually arranged to form the novel conjugate common light path lithography lens set.
