技術說明

本發明提供一種異質接面型之矽薄膜太陽能電池的製作方法，包含以下步驟: (a) 於一基材上形成一含有複數單晶粉末與一導電性基質之品種層，該等單晶粉末是呈第一型穆雜之半導體材料; (b) 局部地移除該導電性基質以局部地裸露出該等單晶粉末; (c) 於該品種層上形成一本質型半導體層以於該本質型半導體層與該品種層界面問形成複數半導體微晶; (d) 於該本質型半導體層上形成一互相反於該第一型抄雜之第二型抄雜的半導體層;及(e) 於該第二型穆雜之半導體層上形成一輸出電極。 The present invention provides a method for manufacturing a silicon thin-film solar cell of heterojunction type, comprising the following steps: (A) forming a seed layer comprising a plurality of single crystal powders and a conductive substrate on a substrate, the single crystal powder being a semiconductor material of a first type; (B) partially removing the conductive substrate to locally expose the single crystal powder; (C) forming a intrinsic semiconductor layer on the seed layer to form a plurality of semiconductor crystallites at the interface between the intrinsic semiconductor layer and the seed layer; (d) forming a semiconductor layer on the intrinsic semiconductor layer opposite to the second semiconductor layer; A type of copy of the second type of copying the semiconductor layer; (E) forming an output electrode on the second type of miscellaneous semiconductor layer. Finally, a heterojunction type silicon thin film solar cell can be obtained
