技術說明

本專利係利用外稟摻雜(Extrlnsic doping)導入氮原子於CuAlO2內，而氮原子置於晶格內或間隙位置，可在能隙內提供 一授體能階(Acceptor level)，由於授體能階接近價帶，此能階可以接收來自於價帶的電子，而留下電洞(Hole)，增加 的電洞載子可貢獻於導電性質上，進而增加導電度。 This pattern reports a technique for increasing the carrier concentration and the conductivity of the p- type CuA102 through doping the material with nitrogen.The nitrogen atoms occupying the lattice sites or interstitial sites of the delafossite structure provided the p-type CuAlOi with an impurity energy level in the energy gap, and locate at energy level close to the top of valance band. If the unoccupied impurity energy level is located close to the top of valance band, it is easy for the electrons to be excited out of the filled valance band and jump into the acceptor levels, leaving holes in the valance band thereby contributing to the electrical conductivity.
