技術說明

本發明係為一種氫離子感測場效電晶體及其製造方法，其包括半導體基材、絕緣層、電晶體閘極以及感測薄膜層。半導體基材上定義有閘極範圍，並且具有源極區及汲極區。絕緣層是形成於半導體基材上之閘極範圍內，而電晶體閘極則是設置於閘極範圍內並且具有第一閘極導電層，而第一閘極導電層係為鋁金屬層並且定義有感測窗區域於其上。感測薄膜層係形成於感測窗區域內，其中感測薄膜層係為由第一閘極導電層氧化而成之一層氧化鋁層。由於本發明可無須藉由額外的薄膜沉積製程即可生成出感測薄膜層，因此可簡化製程。 The present invention discloses a hydrogen ion sensitive field effect transistor and a manufacturing method thereof. The hydrogen ion sensitive field effect transistor includes a semiconductor substrate, an insulating layer, a transistor gate and a sensing film. A gate area is defined on the semiconductor substrate having a source area and a drain area. The insulating layer is formed within the gate area on the semiconductor substrate. The transistor gate is deposited within the gate area and includes a first gate layer. Further, the first gate layer is a aluminum layer and a sensing window is defined thereon. The sensing film is an alumina film by oxidizing the first gate layer and is formed within the sensing window. The present invention provides the sensing film without any film deposition process, and thus the manufacturing method would be decreased.
