技術說明

一種複合型電阻式記憶體，用以解決習知電阻式記憶體串接一選擇器的結構複雜且製程繁複的問題。係包含：二電極，係間隔分離，且該二電極中至 少一電極為一相變化金屬；一中間層，係一低介電常數材料，該中間層位於該二電極之間；及一金屬氧化層，係該相變化金屬的氧化物，該金屬氧化層 位於該相變化金屬與該中間層之間。 A composite resistive memory is provided to reduce the complexity in circuit and production process of the conventional resistive memory which requires serial connection to a selector. The composite resistive memory includes two electrodes separate from each other, an intermediate layer being a material with a low dielectric constant, and a metal oxide layer. One of the two electrodes is a phase-changing metal. The material with the low dielectric constant is an oxide of the phase-changing metal. The metal oxide layer is located between the phase-changing metal and the intermediate layer.
