技術說明

由於一般氮化物磊晶層成長於晶格不匹配的基板上，因此含有大量的貫穿式差排線缺陷(threading dislocation)，降低了元件效能。習知的氫氣具有蝕刻氮化物之技術一般用在使基板表面平坦，而沒有將其蝕刻dislocation之能力用於消除磊晶層的dislocation上。尤其氫氣對dislocation的蝕刻是過去文獻中沒有被加以研究的，而本發明則利用此蝕刻特性來消除元件的dislocation。 本發明是利用具有蝕刻氮化物半導體的腐蝕性氣體，在適當的設定條件下可以蝕刻氮化物半導體磊晶層的貫穿式線缺陷(threading dislocation)。在本發明所提出的蝕刻的條件下，腐蝕性氣體並不會做整面性的蝕刻，而是會從有貫穿式線缺陷的區域開始。 利用此技術可將一般氮化物元件中的貫穿式線缺陷蝕刻掉，使得元件在操作時不會受到缺陷的影響，因此可以提升元件效能。 This invention proposes a novel method to remove threading dislocations in group-III nitride epi-layers. Under the conditions in this invention, some areas such as the vicinities of the dislocations will be etched first rather than the entire group III nitride semiconductor surface. By this etching technique, the performance of III-nitride devices such as LED, Laser diode, photo detector, HEMT and so on, will be improve due to the elimination of dislocations.
