技術說明

本發明係提供一種電子裝置，這電子元件可以是一個電晶體的結構或是一個二極體的結構，透過內連結導電結構可提供訊號的產生以及傳遞功能。係包括：一基底；一介電層，係設於該基底上，且該介電層具有一開口，以露出部分之該基底；一金屬鍺化物層，係披覆於該開口之側壁與底部；以及一金屬導線，係設於該金屬鍺化物層上並填滿該開口。藉此，提供該電子裝置良好的電性傳遞效能。此外，本發明更提供了於該電子裝置形成該金屬導線的方法。 The method provides a method to form a electric device. The device could be a transistor or a diode which can provide a signal generation and transportation through a conductive interconnect structure. The device which was composed of a substrate and a dielectric layer on top of the substrate. An open area of the dielectric layer was produced and the substrate was shown at the bottom of the open area. A metal Germanide film was deposited at lining the sidewall and at the bottom of the open area of the dielectric layer and followed by a large amount metal was deposited on top and gap-fill the open area. The open area with filled metallic materials provides a good electric conductance for signal transportation. The method also provide the metal line formation method of the claimed device.
